Bu çalışmada, Al/TiO2/p-Si Schottky diyotunun elektriksel özellikleri oda sıcaklığında
araştırıldı. Diyotun düz ve ters beslem akım-voltaj (I-V) karakteristikleri Termiyonik
Emisyon (TE) teorisi kullanılarak incelendi. İdealite faktörü (n), seri direnç (Rs), sıfır beslem
engel yüksekliği (ФBo) ve ara yüzey durum yoğunluğu (Nss) değerleri gibi Al/TiO2/p-Si
Schottky diyotunun temel elektriksel parametreleri bulundu. Aynı zamanda n, ФBo, Rs
değerleri Cheung metodu kullanılarak da hesaplandı. Hem TE teoreminden hem de Cheung
metodundan elde edilen elektriksel parametrelerin birbiri ile yakın uyum sergilediği
gözlemlendi. Nss enerji yoğunluğu dağılım profilleri diyotların idealite faktörü (nV) ve etkin
bariyer yüksekliğinin (Фe) voltaja bağlılığı göz önünde bulundurularak düz beslem I-V
karakteristiklerinden elde edildi. Diyotun kapasitans-voltaj (C-V) ve iletkenlik-voltaj (G/wV) karakteristikleri farklı frekanslarda incelendi (50-500 kHz). Ayrıca Nss değerleri HillColeman metodu kullanılarak hesaplandı. Sonuç olarak, Rs ve Nss değerlerinin elektriksel
parametreleri önemli ölçüde etkilediğini gözlemlendi In this study, electrical analysis of Al/TiO2/p-Si Schottky diode was investigated at room
temperature. The forward and reverse bias current-voltage (I-V) characteristics of diode were
studied by using Thermionic Emission (TE) theory. The main electrical parameters of the
Al/TiO2/p-Si Schottky diode such as ideality factor (n), zero bias barrier height (ΦBo), series
resistance (Rs), and interface state density (Nss) values were found. Also, the values of n,
ΦBo and Rs were obtained by using the Cheung’s method. It was shown that electrical
parameters obtained from TE theory and Cheung’s method exhibit close agreement with
each other. The energy density distribution profiles of the Nss were acquired from the
forward bias I-V characteristics by taking into account the voltage dependence of the
effective barrier height (Φe) and idealite factor (nV) of devices. The capacitance voltage (CV) and conductance-voltage (G/w-V) characteristics of diode were investigated in different
frequencies (50-500 kHz). In addition, the values of Nss were performed by using HillColeman method. As a result, we have observed that the values of Rs and Nss affected the
electrical parameters quietly.
